High-power 1.55μm lasera have been sought and highly considered for a long time. A large optical cavity (LOC) structure was successfully prepared for the first time in this work by reasonably designing its configuration and by using the proper growth technigue so as to realize lasers with output power higher than 2W in pulsed operation. The devices are also characterized by their low threshold current (Jth≤2.7kA/cm2 for broad area contact structure) and high temperture stability (T0≈130kK). At the same time they have good operation modes and are an ideal source of light in this spectrum region.
