The dark current mechanism of B + implanted n on p planar photodiode and Indium doped n + n p hetero junction mesa photodiode formed in situ by molecular beam epitaxy for Mercury Cadmium Telluride long wavelength detector was compared and analyzed.It was found that n + n p hetero juction mesa photodiode doped in situ had higher zero bias resistance area product ( R 0A ) than n on p planar photodiode in our experiment. By fitting with experimental data, R 0A at different temperature and the dark current at different bias voltage of the two long wavelength devices were calculated theoretically, and some correlated parameters were also achieved..

A new and rapid heat treatment process for fabricating lead zirconate titanate, Pb(Zr 0.52 Ti 0.48 )O 3(PZT), ferroelectric thin films was developed. The main equipment of this heat treatment process is termed caterpillar furnace. The furnace is composed of three parts, including preheating, heating and cooling. The precursor solution were prepared by using a modified sol gel process, in which solid precursors of PZT were prepared through reduced pressure distillation first, and then the precursor was dissolved in 2 methoxyethanol(2 MOE) to form the sols for the spin coating deposition. The precursor was investigated by DSC TG, and the PZT thin film was investigated by XRD. XRD analysis shows that the thin film possesses single phase perovskite type structure. A dielectric constant and loss tangent of thin film were 235 and 0.02 at 10KHz, respectively. The capacitance voltage(C V) and Hysteresis loops of PZT films show that the films possess fine ferroelectric properties..

Study on the composition dependence of the IR spectra in La-Ni-O thin films

La Ni O thin films of different La and Ni concentration ratios were deposited on (111)Si at substrate temperature 260℃ by a rf magnetron sputtering system with a combined target. The optical refractive index and extinction coefficient were derived by simultaneously fitting the transmittance and reflectance spectra in t
La Ni O thin films of different La and Ni concentration ratios were deposited on (111)Si at substrate temperature 260℃ by a rf magnetron sputtering system with a combined target. The optical refractive index and extinction coefficient were derived by simultaneously fitting the transmittance and reflectance spectra in the wavelength region of 2~ 12.5 μm.And they increase monotonically with the wavelength, and change significantly with different composition. Results also show that the film is of amorphous structure when La content is too high. The film is with (100) preferred orientation and metallic electric conduction as the atomic concentration ratio of La to Ni is less than 1.44∶1. When the composition gets the stoichiometric composition(Ni∶La=1∶1), the lattice constant and sheet resistivity of the film reach their minimums. A practicable explanation for all experimental results is also developed according to the conducting mechanism of LaNiO

A new method fabricating Vanadium oxides thin films on Si 3N 4 substrates has been completed, and the temperature coefficient resistance of the thin film has been found to be -0.021K -1 at room temperature. Based on the method, 128 element linear uncooled infrared detector arrays are fabricated utilizing pattern and reactive ion etching process. Self supporting microbridge array has also been designed and fabricated to reduce the thermal conductance between the active area of detectors and the silicon substrate. Test indicates the responsivity and detectivity of detectors approaching 10 4V/W and 2×10 8cm Hz

The full width at half maximum (FWHM) of XRD and PL spectra become narrower and then wider, a preferred oriented ZnO thin film on Si substrate was obtained at 550℃. The PL spectra show a strong ultraviolet(UV) band emission with a weak deep level emission. The origin of the UV band is from free excition recombination, testified by the temperature dependent PL spectra in the rang of 81K~300K..

Its key part is a Fabry Perot Micro Cavity Infrared Detector Array(F P MCIRDA) based on MEMS(micro electro mechanical system) technology. Maximal thermo mechanical, opto mechanical sensitivity and temperature response of the movable micromirror are 6.47×10 -9 m/K, 1.53×10 8m -1 and 2.05×10 -4 , respectively, as theoretical analysis results for bi material Au/SiNx. System noise analysis indicates that the NETD of the present design and the expected limit of the NETD are 5.1K and 58mK, respectively. A 50×50 F P MCIRDA has been successfully fabricated by using bulk MEMS technology. The initial measurement results indicate that obvious displacement of the moveable micromirrors can be observed as the infrared radiation irradiates on.
